An experimental study of reflection high-energy electron diffraction intensity oscillations was performed on (111)B substrates which were misoriented by 1 or 2º towards [110], [2¯1¯1] or [¯211] orientations. The behavior of the reflection high-energy electron diffraction oscillations on (111)B was similar to that on (001). However, the temperature at which the intensity oscillations began to appear on (111)B was lower than that on (001). The surface diffusion length of Ga on (111)B was evaluated by taking account of the supersaturation ratio of adatoms on the terrace.
