In situ  surface X-ray scattering studies of the (001) surface were used to determine whether any specific reconstructions occurred during organometallic vapor-phase epitaxy. Before growth, it was found that surfaces which were heated in the presence of As formed a c(4 x 4) structure. On the other hand, those which were heated in the absence of organometallics, or in Ga, formed 2 similar 4-fold reconstructions. No evidence was found for the presence of any surface reconstruction during the layer-by-layer growth process.
