A first catalogue of the possible reconstructions of the (001) surfaces of these materials was compiled. The symmetries which were observed included 1 x 1, 2 x 1, 2 x 4, 4 x 6, 3 x 4, 4 x 3, 2 x 3, 3 x 3, 1 x 3, 3 x 1, 4 x 2, 4 x 1 and 8 x 2. The reconstructions which were observed, under various growth and non-growth conditions, were used to construct phase diagrams as a function of the group-V and group-III fluxes and the temperature. It was noted that knowledge of the phase boundaries could serve as a guide for epitaxial growth processes.
