Surface phase maps for (111)A and (111)B were generated by using substrate temperatures and incident As4 flux conditions which ranged from 400 to 700C, and from 1014 to 1016/cm2, respectively. In the case of (111)A, only a (2 x 2) reconstruction was observed. However, four (111)B surface reconstructions were identified below a critical As4 flux of about 5 x 1015/cm2: (2 x 2), (1 x 1)LT, (19 x 19), (1 x 1)HT. Above the critical flux, the (19 x 19 ) surface phase was quenched, and the (1 x 1)LT and (1 x 1)HT structures merged to form a single (1 x 1) phase. The transitions, to and from each of these surface phases, were found to be reversible and to occur at very specific substrate temperatures for a given incident As4 flux.
