Scanning tunnelling microscopy was used to study 3 x 3 reconstruction of the Si-terminated (00•1) surface. It was found that the images were consistent with a structure with 1/3 of a layer of Si or adatoms in 3-fold symmetrical sites on top of the outermost Si-C bilayer. This was similar to the reconstructions which were observed for 1/3 of a monolayer of group-III metals on a (111) Si surface.
