The inter-surface diffusion of In adatoms between a (111)A and a (001) surface on an InAs (111)A-(001) non-planar substrate was investigated for the first time by using microprobe reflection high-energy electron diffraction techniques. It was found that the surface diffusion of In adatoms depended strongly upon the growth temperature and the As pressure, but was independent of the In flux. It was also observed that the migration direction of the In lateral flux between the (111)A and (001) InAs surfaces changed; depending upon the growth conditions.
