The intermixing of ultra-thin strained quantum-well structures, during annealing at temperatures of 730 to 830C, was investigated by means of photoluminescence measurements. Upon analyzing the results, using a microscopic model, the interdiffusion process was found to be characterized by an activation energy of about 3.8eV. The interdiffusion coefficient was close to 7 x 10-7cm2/s at 830C.
