The gettering of Fe impurities by bulk stacking faults in Czochralski-grown material was investigated by using the electron beam-induced current technique and transmission electron microscopy. It was found that Fe impurities precipitated only on Frank partial dislocations, which bounded the stacking faults, when specimens were cooled slowly. Both Frank partials and fault planes were decorated by Fe impurities when the specimens were cooled rapidly. It was concluded that small O precipitates on fault planes served as gettering centers for Fe impurities in rapidly cooled specimens.
