The mechanism of Au diffusion was studied by solving a set of equations which took account of various couplings between impurities and point defects. It was concluded that the Frank-Turnbull mechanism did not permit a good description of the bulk profiles for Au diffusion from the 2 faces of thin samples. Only the kick-out mechanism furnished an accurate description of the bulk behavior, and the contributions of the 2 interchange mechanisms had to be taken into account in order to describe the surface profiles. The parameters which controlled the behavior of native point defects were determined by analyzing Au and dopant diffusion in a consistent manner.
