The amphoteric native defect model was applied to variations in dopant activation efficiency in II-VI compounds. It was shown that the position of the Fermi level stabilization energy, relative to the band edges, could be used to determine the doping-induced reduction in formation energy and the increase in concentration of compensating native defects.
