Electronic and structural analyses of twin boundaries in a 3-grain crystal of Czochralski-type material were performed by means of electron beam-induced current, capacitance-voltage, zero-bias resistance measurements and transmission electron microscopy. Significant differences in the twin boundary electrical activity, and an inhomogeneity of their recombination activity, were noted. It was suggested that the electrical activity was controlled by the energy distribution of surface states.
