The interface microstructures of films which had been grown by means of metalorganic chemical vapor deposition, were studied by using high-resolution transmission electron microscopy. The interface dislocations were shown to be directly linked to 90 domain boundaries in BaTiO3. This association was attributed to strain relief, due to a phase transformation, when cooled from the growth temperature. The Burgers vector of the interface dislocations was <010>.
