Three new electron paramagnetic resonance spectra were observed in epitaxial layers of n-type Sc-doped 6H-type material on a 6H-type substrate. They were attributed to isolated Sc acceptors on 3 inequivalent sites, in 6H-type material, which had S = 1/2. An analysis of the electron paramagnetic resonance spectra showed that the Sc was located at C sites. The results were explained in terms of self-consistent calculations for ScSi.
