The doping of II-VI semiconductors with Li atoms was investigated by means of perturbed angular correlation spectroscopy. During isothermal Li diffusion, the creation of cation vacancies was detected via the formation of A-centers which involved the 111In probes. In the case of ZnTe, the dependence of the A-center concentration upon temperature and time could be described by a thermodynamic model; from which the diffusion coefficient of the cation vacancy could be deduced.
