A systematic photoluminescence excitation spectroscopic study was made of Li-passivated p-type material. It was found that, depending upon the diffusion conditions, the Li formed 3 types of center: electrically passive acceptor-Li complexes, interstitial Li+/0 donors and Li-related self-compensating acceptor complexes. The photoluminescence excitation oscillations were explained by hot electron capture into Li+/0 donors; together with the emission of an LO phonon. The local vibrational mode spectra were very different in passivated samples as compared with those in which compensation predominated.
