Initial results on electron paramagnetic resonance and spin-dependent conductivity were obtained by using techniques which revealed P and Fe centers in heavily-doped p+n- and n+p-quantum wells, at surfaces of n-type and p-type, respectively. The quantum wells represented shallow p+n- and n+p junctions which were prepared under conditions which led to parity between the kick-out and dissociative vacancy diffusion mechanisms.
