A low-temperature infra-red absorption spectroscopic study was made of the effects of C upon the annihilation kinetics of the first 6 species of thermal donors (TD-l to TD-6) in Czochralski material. Following the formation of thermal donors at temperatures ranging from 450 to 480C, prolonged annealing at the same temperature caused those thermal donors to disappear simultaneously. In C-rich crystals, the thermal donors annihilated faster than in C-poor ones by an order of magnitude. The annihilation kinetics were first-order, and the activation energy was equal to about 2eV; regardless of the species of thermal donor.
