A comparison was made of P antisite defects in as-grown and neutron-irradiated crystals. Electron spin resonance studies indicated that these defects, in both types of crystal, had identical close neighbors which consisted of four P atoms. Neutron irradiation introduced an additional defect (WA1), which was linked to a Ga antisite.
