Defect evolution in neutron transmutation-doped Czochralski-type material was studied, by using positron annihilation and electrical techniques, at annealing temperatures of up to 1100C. Three annealing stages were detected, which reflected the annealing behavior of vacancy and vacancy-impurity complexes.
