By using infra-red spectroscopy, local vibrational modes in Zn-doped material which had been exposed to a remote H or D plasma were studied. Modes at 2379.0 and 1729.4/cm were attributed to the H-P and D-P bond-stretching modes of complexes which were adjacent to Zn acceptors. The isotopic ratio of 1.3756 was very close to that of the Zn-H complex in InP (with a ratio of 1.3744), and it was suggested that they had the same structure.
