Semi-insulating samples were bombarded with 50MeV Li ions, at room temperature, to doses ranging from 1011 to 1013/cm2. A comparison of thermally stimulated current spectroscopy data for bombarded and non-bombarded samples revealed the formation and annihilation of various native point defects under various doses. Thermally stimulated current spectroscopic and photo-current quenching data revealed changes in the quenching of EL2 defects under various Li-ion doses.
