A crystallochemical model was proposed for the vapour-phase epitaxy of films. It was based upon the simultaneous formation of singly- and doubly-charged Frenkel defects in the cationic sub-lattice. The results of numerical calculations which were based upon this model were in good agreement with experimental data.
