It was recalled that it had been shown that GeSi nanocrystals created after Ge-ion implantation of hexagonal SiC, and subsequent annealing, contained a high percentage of hexagonality. It was demonstrated here that the nanocrystals were of ‘magic sizes’ and were micro-twinned. Both of these features were explained by means of molecular dynamics calculations.
