A theory of the deformation potential carrier scattering of 2-dimensional electron gases from the strain fields which surrounded edge dislocations was presented. The scattering rate was evaluated in closed form, without any fitting parameters. The result was directed towards understanding mobility limiting scattering mechanisms for 2-dimensional electron gases at AlGaN/GaN hetero-interfaces.
