A study was made of the signals from excitons and defects from the cathodoluminescence spectra of a p-/pseudo substrate sample. The cathodoluminescence from the p- film was determined from the variation of the cathodoluminescence of the sample as the voltage of the exciting electron beam increased. At lower voltages, it probed the p- film. The cathodoluminescence was dominated by the free exciton associated with the TO phonon (FETO, FWHM = 6meV), but also exhibited small signals (ratio = 5 x 10-2) mainly from the A-band (and other 2.6, 3.6 and 4.05eV wide bands) and tiny signals from the 5 RL defect. At higher voltages, it also probed the Ib substrate and was dominated by the signals of H3 defects in the Ib substrate. The p- film appeared to be almost homogeneous, and of good quality.
