Serial sectioning was used to study the diffusion of 32P in undoped zone-refined samples which were n-type, as grown, and which had an electron concentration of 5 x 1014/cm3. The diffusion profiles could not be fitted by using a single Gaussian or erfc function, but could instead be represented by 2 erfc functions for a slow component at the surface, and for a higher diffusivity (figure 21) within the specimen.
