Crystals were doped with between 1 x 1017 and 2 x 1018Cl/cm3, vacuum-annealed at 850C and quenched. It was found that a p-n transition occurred at above 1018Cl/cm3. There was a high degree of association between donors and Cd vacancies. Single VCdClTe and double VCd2ClTe associates and large clusters appeared to be present.
