A study was made of the control of concentrations of typical point defects in Cl-doped samples at high temperatures, where the solubility and mobility of the defects were high. Three heat-treatment schemes, which involved annealing for up to 10h, were investigated. It was found that it was possible to produce semi-insulating p-type crystals, of Cl-doped material, which contained a uniform distribution of intrinsic defects.
