The dynamics of modification of the surface structure of p-type (111) crystals, subjected to ns ruby laser-pulses with a wavelength within the fundamental-absorption region (1.78eV), were studied. It was shown that, depending upon the radiation dose, the surface morphology changed in the order: formation of Te film, increase in the density of dislocations under the Te film, and formation of ordered quasi-periodic structures of both μm and nm size. The size of the structures and the character of their distribution were shown to be dose-dependent.
