Epilayers of HgCdTe were grown onto CdZnTe substrates by means of molecular beam epitaxy, and the effect of substrate orientation upon growth defects was investigated. In the case of HgCdTe [¯1¯1¯1]B epilayers, many so-called lamellar and/or columnar twins were observed, while twin-related triangular hillocks were observed in (110) and (112)A epilayers. On the other hand, [¯1¯1¯2]B epilayers had a smooth surface morphology, and no twins were observed.
