Electronic properties of nanoscale multiple twin boundaries in indirect-gap AlGaAs epilayers were studied by using cathodoluminescence spectroscopy in a transmission electron microscope. The twin boundaries emitted monochromatic cathodoluminescence light which was polarized parallel to the boundaries. The intensity and the photon energy of the cathodoluminescence light were examined at different temperatures with different electron fluxes. The origin of the light emission was explained in terms of the twinning superlattice model.
