Here, 57Mn/57Fe isotopes were separated and implanted into n-type float-zone-Si (6 x 1016As/cm3), and the atomic jump processes of 57Fe in the Si matrix were subsequently observed by Mössbauer spectroscopy on a time-scale of 100ns between 330 and 1200K. The spectra consisted of 2 components due to so-called interstitial Fe and substitutional Fe; both of which yielded the same isomer shifts as those reported in p-type Si, showing long-range diffusion with increasing temperature.
