Electronic structures associated with various reconstruction models proposed for the Ga terminated GaAs [111] surface were analyzed by using total, local, projected state densities, population analysis and the experimental emission spectra. While the vacancy model delivering charges from the surface Ga to the As atoms around the vacancy was favoured, the adatom and buckling models were found inadequate.
