Bulk and thin-film samples of Te-doped material were studied, using radiotracer techniques, at 900 to 1230C under various P vapour pressures. The diffusion of Ag in the bulk could be described by:

D (cm2/s) = 1.8 x 104 exp[-3.2(eV)/kT]

and

D (cm2/s) = 3.0 x 105 exp[-4.2(eV)/kT]

for Ag contents of 4 x 1016 and 1.5 x 1017/cm3, respectively. In epitaxial films, having a Ag content of 1.5 x 1017/cm3, the diffusivity was described by:

D (cm2/s) = 1.0 x 102 exp[-2.6(eV)/kT]
