It was recalled that irradiation with energetic particles was useful for designing the spatial distribution and concentration of defects in materials. Here, ion irradiation of hexagonal GaN having the wurtzite structure was performed and the spontaneous formation of superlattice-like stacking-fault arrays was demonstrated. It was found that the modulation period could be controlled by varying the irradiation conditions and subsequent thermal treatments.
