The behavior of the type-3d transition metal impurity was investigated by using deep-level transient spectroscopic and Hall-effect measurements. Deep-level transient spectroscopic data revealed 1 donor state and an acceptor. Pairs of donors with B, which acted as donors, were also detected. The diffusivities at 300 to 673K were described by:
