A defect structure model was proposed for Zn-doped ZnO. Two donors, a native donor Zni, and an unknown donor D, and a native acceptor, VZn, were suggested to be the major defects. The model accounted for the experimentally determined relationship between the concentration of electrons and the partial pressure of Zn. The unknown donor was suggested to be the frozen-in oxygen vacancy, VO, which could not be thermodynamically distinguished from a foreign donor.Defect Structure of Zn-Doped ZnO.
