Epilayers of (Cd,Hg)Te were grown onto (Cd,Zn)Te substrates by means of molecular beam epitaxy, and the effect of substrate orientation upon growth defects was investigated. In the case of (Cd,Hg)Te (¯1¯1¯1)B epilayers, many so-called lamellar and/or columnar twins were observed, while twin-related triangular hillocks were observed in (110) and (112)A epilayers. On the other hand, (¯1¯1¯2)B epilayers had a smooth surface morphology, and no twins were observed.
