The defect content of undoped and Li-doped material was calculated on the basis of a quasi-chemical defect formation model that took account of both the Schottky and Frenkel mechanisms. The interstitial location of Lii and substitutional sites in the Cd sub-lattice were allowed for in the case of amphoteric Li. It was established that complete impurity self-compensation did not occur in Li-doped material, at Li concentrations of less than 5 x 1018/cm3. The dominant donors were intrinsic Cdi defects; with the impurity being self-compensated at higher concentrations.
