This important II-VI compound was investigated by using positron lifetime spectroscopy. It was found that Ag atoms filled all of the available Cd vacancies during diffusion at room temperature. A vacancy defect was identified as being part of the Cl A-center in Cl-doped CdTe. It was of neutral charge state, and was thought to have the structure, (VCd-ClTe+). Only a small fraction (less than 10%) of the Cl dopant formed these complexes.
