Material which was grown, using molecular beam epitaxy, onto CdTe substrates under excess Hg was found to have a columnar void-twin microstructure; with twins nucleating from the voids. When grown under Hg-deficient conditions, the microstructure consisted of columnar polycrystals. Nucleation of polycrystals occurred only at the beginning of growth.
