Intermixing in epitaxial superlattices was investigated by means of double-crystal X-ray diffractometry. The diffusion coefficients were deduced, for various annealing temperatures (table 5), from the fading of satellite intensities in X-ray diffraction patterns during annealing. Diffraction patterns were simulated by numerical solution of the Takagi-Taupin equation, and calculated curves were fitted to experimental data on superlattice profile-smoothing due to diffusion.
