A study of diffusion in capped mesa buried heterostructure lasers revealed that the Zn profile in the base epitaxial region of the heterostructures was dominated by diffusion during re-growth. This diffusion behavior permitted the fabrication of a laser with no Zn doping of the p-cladding during base growth. The diffusion of Zn into the undoped cladding layer depended upon the level of Zn doping.
