The interaction of H, introduced during wet chemical etching, with Fe-related centers in p-type material was investigated. Interstitial Fe, at concentrations which exceeded the equilibrium level, were detected by the deep-level transient spectroscopy of near-surface layers. The storage of passivated samples for a few hours at room temperature led to the elimination of interstitial Fe. The most probable source of the interstitial Fe was suggested to be the stimulated dissociation, by H, of Fe-B pairs.
