The model is based on 4H-SiC physical and material properties and is validated by high temperature 4H-SiC lateral JFET data, fabricated and characterised by our group at Newcastle University.
Next, the validation of these model parameters using the data from 4H-SiC lateral JFET is presented.

Based on the structural geology, sedimentology, palaeontology and geochemistry, the sedimentary facies and evolution patterns are developed in Songnan area from the studies of seismic data, cores, well logs, palaeontology and geochemistry.
With the increasing number of wells and improved quality of seismic data, oil and gas resources have been found in fault basins in recent years[8-9].
On the basis of former researches and according to the interpretation of well logging, lithology and seismic data, this paper studies the sedimentary evolution of the fault depressions in Songnan area in detail combined with paleontological data and holds that the buried depth of the study area is great and the sediment strata are thick, which have good source-reservoir-cap assemblage. 1 Regional geological conditions Songnan area is located in the east of Inner Mongolia Autonomous Region, transversely placed at the crossing of Liaoning province, Jilin province and Inner Mongolia Autonomous Region.
