Introduction Some authors have reported the reduction of defect density in SiC epilayers grown on porous SiC substrates (PSC) by using the combinations of different methods including x-ray topography, Scanning Electron Microscopy (SEM) and Transmission Electron Microscopy (TEM) [1,2].
The inference is in the agreement with the data reported in [5] where it was shown that the pore formation strongly depended on the defect structure of the initial bulk material: for the samples with the dislocations non-uniformly distributed both throughout the bulk and along the surface of a sample, the pore size, porosity, and porous layer thickness exhibited dramatic changes.
