Abstract: In this study we have grown thick 4H-SiC epitaxial layers with different n-type doping levels in the range 1E15 cm-3 to mid 1E18 cm-3, in order to investigate the influence on carrier lifetime. The epilayers were grown with identical growth conditions except the doping level on comparable substrates, in order to minimize the influence of other parameters than the n-type doping level. We have found a drastic decrease in carrier lifetime with increasing n-type doping level. Epilayers were further characterized with low temperature photoluminescence and deep level transient spectroscopy.

Abstract: The characteristics of the band-to-band Auger recombination in Czochralski-grown high resistivity Si and Ge single crystals have been studied using a contactless technique to measure excess carrier decay transients based on infrared absorption by free carriers. The measurements are performed using laser light excitation with wavelengths ranging from 1.2 to 2.5 µm to reduce inhomogeneity effects in the extraction of the Auger recombination parameters. A linear approximation of the initial excess carrier decay lifetime yields an approximate value of the Auger recombination coefficient in Ge γA,Ge ≈ 2×10-31 cm6/s, which is close to that in Si. These characteristics also indicate that the difference in Auger recombination coefficients for the ehh and eeh processes is small. A more detailed fitting procedure applied simultaneously on a series of experimental transients yields a more accurate value of (8±3)×10-31 cm6/s for the Auger recombination coefficient in Ge.

Abstract: We applied time-resolved free carrier absorption (FCA) to monitor non-equilibrium carrier dynamics in 4H epilayers and 3C SiC bulk crystals at excess carrier densities in the N = 1017 - 1019 cm-3 range. The numerical fitting of FCA decay kinetics provided the linear and nonlinear carrier recombination rates in the 40-390 K range and the absorption cross-sections eh at 1064 nm. In 4H, the decrease of the bulk lifetime (800 ns) with excitation provided the bimolecular and Auger coefficients B=(1.2±0.4)×10-12 cm3/s and C=(7±4)×10-31cm6/s, respectively, at room temperature. These values for 3C were 55-150 ns, (2.0±0.4)×10-12 cm3/s, and (2±1)×10-32 cm6/s, respectively. The rate of linear and nonlinear recombination increased at lower temperatures. A value of eh =4.4×10-18 cm2 for 3C SiC at 1.064 m was found 2.3 times smaller than that for 4H SiC.
