Abstract.
The JEDEC (Joint Electronic Devices Engineering Council) BGA ball shear standard (JESD22-B117) prescribed that the gap between the edge of the shear ram and the surface of substrate should be larger than 0.05mm and smaller than 25% of the ball height.
In the engineering point of view, too high shear height should be kept away from the test conditions.
