The silicon nitride layers on bottom side were patterned with photolithography and etched
using CF4/O2 chemistry with 1.2 ㎛ photo-resist mask.
After the double-side aligned photolithography, titanium nitride thin film was etched using Cl2/BCl3 chemistry with 1.5 ㎛ photo-resist mask.
The SEM photography shows that the film has a dense columnar structure which is the identical with the structure in zone T .
Here, the zone T means the transition structure between zone 1 and zone 2 according to the structure zone model(SZM) proposed by J.A.
