In this study, the effect of cleaning chemistries pH (neutral, acidic, and alkaline) on affecting the particle loading to PVA brush surfaces was evaluated.
A lab-made nodule type brush scrubber (shown in Fig. 1) was used for observing the effect of cleaning solution pH on particle removal from the wafer as well as particle loading to the brush structure.
Strong acidic or alkaline chemistry applied with brush scrubbing can effectively detach ceria particles from polished TEOS substrate.

By comparing and analyzing the micro-morphology and identify the surface chemistry compositions of particles before and after coating, influence of Al3+ concentration, PH value and reaction temperature was studied and optimum technological conditions are obtained.
Coating result was characterized by SEM (SUPRATM 55, Carl Zeiss Group, Germany); surface chemistry compositions of CaF2 particles before and after coating were identified by EDS; Results and Discussion Determination of Coating Conditions.
